An extreme ultraviolet lithography (EUVL) process is performed on a target, such as a semiconductor wafer, having a photosensitive layer. The method includes providing a one-dimensional patterned mask along a first direction. The patterned mask includes a substrate including a first region and a second region, a multilayer mirror above the first and second regions, an absorption layer above the multilayer mirror in the second region, and a defect in the first region. The method further includes exposing the patterned mask by an illuminator and setting the patterned mask and the target in relative motion along the first direction while exposing the patterned mask. As a result, an accumulated exposure dose received by the target is an optimized exposure dose.

A method includes scanning a lithography mask with a repair process, and measuring back-scattered electron signals of back-scattered electrons generated from the scanning. An endpoint is determined from the back-scattered electron signals. A stop point is calculated from the endpoint. The step of scanning is stopped when the calculated stop point is reached.

Disclosed is a positive photosensitive resin composition that includes (A) an alkali soluble resin prepared by a phosphorous-containing diamine represented by the following Chemical Formula 1, (B) a photosensitive diazoquinone compound, and (C) a solvent. When an absolute value of a maximum current amount flowing through the conductive layer in a case of performing a test of applying −1.0 kV including DC voltage to the conductive layer is defined as Ia, and an absolute value of a current amount flowing through the conductive layer in a case where a decrease ratio of a current amount per minute reaches 1% or less for the first time is defined as Ib, the relations of Ia≦6000 and 10≦Ib are satisfied. A volume resistivity of the conductive layer before the test is 1.0×108 Ω·cm to 5.0×1012 Ω·cm.

A radiation-sensitive resin composition that provides a resist coating film in a liquid immersion lithography process is provided, the radiation-sensitive resin composition being capable of exhibiting a great dynamic contact angle during exposure, whereby the surface of the resist coating film can exhibit a superior water draining property, and the radiation-sensitive resin composition being capable of leading to a significant decrease in the dynamic contact angle during development, whereby generation of development defects can be inhibited, and further shortening of a time period required for change in a dynamic contact angle is enabled. A radiation-sensitive resin composition including (A) a fluorine-containing polymer having a structural unit (I) that includes a group represented by the following formula (1), and (B) a radiation-sensitive acid generator.

The present invention provides a polymerizable tertiary ester compound represented by the following general formula (1a) or (1b). An additive polymer comprising recurring styrene units having an ester group bonded to a CF3—C(OR2)—R3 group (wherein R2 is H, acyl or acid labile group, R3 is H, CH3 or CF3) such as 1,1,1,3,3,3-hexafluoro-2-propanol is added to a polymer capable of increasing alkali solubility under the action of acid to formulate a resist composition. The resist composition can minimize outgassing from a resist film during the EUV lithography and form a resist film having a hydrophilic surface sufficient to prevent formation of blob defects on the film after development.

A resist composition which generates acid upon exposure and exhibits changed solubility in a developing solution under action of acid, including a base component (A) which exhibits changed solubility in a developing solution under action of acid, and a photo-decomposable quencher (D0) containing a compound represented by general formula (d0) shown below. The present invention relates to a developable bottom antireflective coating (BARC) composition and a pattern forming method using the BARC composition. The BARC composition includes a first polymer having a first carboxylic acid moiety, a hydroxy-containing alicyclic moiety, and a first chromophore moiety; a second polymer having a second carboxylic acid moiety, a hydroxy-containing acyclic moiety, and a second chromophore moiety; a crosslinking agent; and a radiation sensitive acid generator. The first and second chromophore moieties each absorb light at a wavelength from 100 nm to 400 nm. In the patterning forming method, a photoresist layer is formed over a BARC layer of the BARC composition. After exposure, unexposed regions of the photoresist layer and the BARC layer are selectively removed by a developer to form a patterned structure in the photoresist layer. The BARC composition and the pattern forming method are especially useful for implanting levels.

A pattern forming method contains: (i) a step of forming a bottom anti-reflective coating on a substrate by using a first resin composition (I), (ii) a step of forming a resist film on the bottom anti-reflective coating by using a second resin composition (II), (iii) a step of exposing a multi-layered film having the bottom anti-reflective coating and the resist film, and (iv) a step of developing the bottom anti-reflective coating and the resist film in the exposed multi-layered film by using an organic solvent-containing developer to form a negative pattern.

Provided by the present invention is a method including: (1) forming a resist underlayer film on the upper face side of a substrate to be processed using a composition for forming a resist underlayer film, the composition containing (A) a compound having a group represented by the following formula (1); (2) forming a resist coating film by applying a resist composition on the resist underlayer film; (3) exposing the resist coating film by selectively irradiating the resist coating film with a radiation; (4) forming a resist pattern by developing the exposed resist coating film; and (5) forming a predetermined pattern on the substrate to be processed by sequentially dry etching the resist underlayer film and the substrate using the resist pattern as a mask.

A manufacturing method of an organic light emitting display device is disclosed which includes: forming a thin film transistor on each sub-pixel region which is defined in a substrate; forming a passivation layer on the substrate provided with the thin film transistor; forming a first electrode of an organic light emitting diode in each sub-pixel region of the passivation layer; forming a bank pattern in boundaries of the sub-pixel region of the passivation layer; forming a photoresist pattern, which exposes a first sub-pixel region, on the bank pattern; forming an organic light emission layer on the first electrode within the first sub-pixel region and an organic material layer on the photoresist pattern by depositing an organic material on the entire surface of the substrate provided with the photoresist pattern; and removing the photoresist pattern and the organic material pattern using a detachment film.

Provided is a method of producing an electrophotographic photosensitive member having improved sensitivity and capable of outputting an image having less image defects due to a ghost phenomenon not only under a normal-temperature, normal-humidity environment but also under a low-temperature, low-humidity environment as a particularly severe condition. The method of producing a gallium phthalocyanine crystal includes subjecting a gallium phthalocyanine and a specific amine compound, which are added to a solvent, to a milling treatment to perform crystal transformation of the gallium phthalocyanine. In addition, the gallium phthalocyanine crystal is used in the photosensitive layer of the electrophotographic photosensitive member.

Techniques for reducing the number of shots required by a radiation beam writing tool to write a pattern, such as fractured layout design, onto a substrate. One or more apertures are employed by a radiation beam writing tool to write a desired pattern onto a substrate using L-shaped images, T-shaped images, or some combination of both. By reducing the number of shots required to write a pattern onto a substrate, various implementations of the invention may reduce the write time and/or write complexity of the write process.

An automatic performance apparatus includes a memory device, an input device, a write device, a switching device, and a write control device. The memory device stores performance information. The input device inputs the performance information. The write device sequentially writes the performance information at predetermined addresses of the memory device on the basis of an operation of the input device. The switching device commands rewriting. In response to a command from the switching device, the write control device returns a write address of the memory device to an immediately preceding start point of a predetermined music composition unit having two or more notes, thereby enabling an easy and accurate edit of the once stored performance information.

For reading the frets of a stringed electronic musical instrument, a plurality of resistance wire strings are secured to a nut end and a bridge of the instrument, with the strings superposing in parallel relationship over a plurality of conducting frets mounted on a fingerboard on the instrument. The voltages produced by depressing the strings to the conducting frets, after being inverted and linearized, are quantized to levels representative of the particular frets to obviate the effects of contact resistance, and decision voltage levels are selected so as to account for such contact resistance. To enable the signals to be fed as conventional information through a MIDI channel to a synthesizer for generating frequencies corresponding to the signals, an analog to digital converter is used. The different components, as well as the digitized linearized signals, are selectively controlled and fed, respectively, to a microprocessor.

A variable control device accessory for a music synthesizer having a horizontally disposed keyboard. The device is positioned in front of the keyboard. It has a plurality of movable bars, at least of one of which is capable of being pivotally and slidably moved by the wrist of a player while all the others are only slidable. The bars modulate selected light beams focussed on light responsive mechanisms to produce variably dependent analog signals as inputs to the music synthesizer.

A harness attachment to shoulder strap harness for holding a guitar in the front of the player which is attached to the left fret end and right strumming end of the guitar. The present invention has an additional right srumming end attachment which mounts over the right strumming end attachment of the shoulder strap harness. The attachment of the present invention includes a lower mounting member and an upper adjustable loop member movably attachable to the player's right hip area in a number of embodiments.

The present invention discloses a method for displaying individually on a plurality of keys of a keyboard or keypad two or more indicia representing two or more functions performed by each key. The keys are characterized in that each of the two or more indicia is provided on the key in a plurality of separated portions. The portions being positioned in a spaced positioned relationship with one another, so as not to be physically closely juxtaposed. When viewed at a predetermined angle all parts of the indicia are optically juxtaposed to create the entire indicia.

A modular automated assistive guitar is described comprising a base assembly, a pick assembly, a strumming mechanism and a fretting mechanism which, in combination with a standard guitar or similar stringed musical instrument (e.g., banjo, steel guitar, ukulele), forms a musical device that can be played by an individual with a range of independence, cognitive and physical abilities. The base assembly accepts, positions, and secures a standard guitar. The pick assembly includes quick attach and spring-loaded features for attaching and detaching picks, in addition to flexibility for smooth interaction with the guitar strings. The strumming mechanism provides cyclic motion and speed control to create pleasant and variable rhythm from the mounted guitar. The fretting mechanism allows a user to change chords and tone. An unmodified, traditional guitar is preferably used in the musical device. The guitar is easily interchangeable with another guitar or other stringed instrument, at the convenience of the user. The modular automated assistive musical device, with or without the guitar, is compact, light, portable, and easily adjustable to different individual's needs, motor skills, and dexterity.

Described is a bass drum foot pedal having a variable drive lever linkage with variable arc ratios connecting the foot pedal to a beater bracket. The beater bracket is formed with a mounting surface that tips a beater shaft forward to create a forward beater angle that maximizes the beater impact against a bass drum.

The method includes determining, at the open-access node, whether uplink interference from a mobile entity is above a threshold. The method includes adjusting a transmission power to trigger a hand-in of the mobile entity in response to determining the uplink interference is above the threshold. The method includes handing-in the mobile entity from a first cell in response to adjusting the transmission power. The method includes redirecting the mobile entity to a second cell different from the first cell.

A wireless access system and, more particularly, a method and apparatus for more efficiently performing zone switch are disclosed. The method of performing zone switch by an advanced mobile station (AMS) in a mixed-mode advanced base station (ABS) which operates in a mixed mode of a broadband wireless access system includes receiving a ranging response (RNG-RSP) message including system information of an AMS support zone from a legacy zone (LZone) of the ABS, and performing ranging to the AMS support zone using the system information.

The subject matter disclosed herein relates to determining whether a reported position of a wireless transmitter is sufficiently accurate in accordance with an accuracy metric based at least in part on a calculated range between an estimated position of a mobile station and the reported position and also based at least in part on one or more measurements taken from one or more signals transmitted by the wireless transmitter.

A compose form for drafting a message is presented inline within a window along with a message list. For example, instead of overlaying the message application's user interface (UI) with a new window for composing a message, the compose form is displayed within a portion of the window reserved for viewing content of messages. While composing the message using the compose form, the rest of the message application's UI remains visible and accessible to the user. For example, the user may navigate to another folder and/or move to another message/conversation by interacting with the tree view/message list view. A draft of the message being composed may be automatically saved when the user navigates away from the compose form (e.g. by selecting another conversation in the list view).

An example method transmits a path message to an egress node, via intermediate nodes, that configures OAM monitoring of an entire connection between an ingress node and the egress node and also configures OAM monitoring of at least one segment of the connection shorter than the entire connection by at least one intermediate node. The path message comprises a LSP attributes object and an ERO. The LSP object comprises technology-specific attributes defining descriptors for configuring the egress node in accordance with a communication protocol utilized for the connection; and technology-independent OAM parameters that, irrespective of the communication protocol, define an OAM type to be used by the egress node, and define desired monitoring actions for the egress node to perform. The ERO comprises a respective HOP Attributes sub-object for configuring each of the at least one intermediate nodes. Each HOP Attributes sub-object also comprises technology-specific attributes and technology-independent OAM parameters.

Management-related information may be retrieved from a storage location accessible to a plurality of management agents. The management-related information may have been provided to the storage location from a management agent associated with a managed application. And at least one operation may be performed based at least in part on the management-related information.

A method of detecting proximity between a media proxy and a client uses a proximity probe to query a plurality of media proxies, forcing the media proxies to respond to a proximity server. The proximity server uses an algorithm to determine which media proxy is closest to the client based on the responses. In an alternate embodiment, the same sorts of proximity probes may be used to determine if two media endpoints have a direct connection such that they may bypass a media proxy.

Systems and methods provide a parameterized scheduling system that incorporates end-user application awareness and can be used with scheduling groups that contain data streams from heterogeneous applications. Individual data queues within a scheduling group can be created based on application class, specific application, individual data streams or some combination thereof. Application information and Application Factors (AF) are used to modify scheduler parameters such as weights and credits to differentiate between data streams assigned to a scheduling group. Dynamic AF settings may adjust relative importance of user applications to maximize user Quality of Experience (QoE) in response to recurring network patterns, one-time events, application characteristics, protocol characteristics, device characteristics, service level agreements, or combinations thereof. Scheduling parameters may be dynamic and incorporate the notions of “duration neglect” and “recency effect” in an end-user's perception of video quality in order to optimally manage video traffic during periods of congestion.

Various topologies of a quality of service application controller and related techniques to optimize the communications performance an application executing on a device participating in a communications environment are disclosed. The communications environment may include a cellular network, an unlicensed spectrum network, or a combination of the two. The quality of service application controller observes one or more key performance indicators of the communications network, and retrieves a policy from a policy store specific to the application. The quality of service application controller then modifies the execution of the application and/or the configurable aspects of the communications environment to optimize the communications performance of the application. For example, the application's data throughput may be increased, the power draw of the application may be minimized, data requested by the application may be minimized, or the apparent response time of the application's response to a web service may be minimized.

The present invention relates to a wireless communication system. More particularly, the present invention relates to a method and to an apparatus for transmitting an SRS in a multi-antenna system. The method comprises the steps of: acquiring specific information for discriminating a first antenna group and a second antenna group from among a plurality of antennas, wherein said first antenna group includes one or more antennas which are set to a turned-on state to perform communication with a base station, and said second antenna group includes one or more other antennas which are set to a turned-off state; transmitting an SRS to the base station if a predetermined condition is satisfied, under the condition that the second antenna group is set to the turned-off state; and setting the second antenna group to a turned-off state after the transmission of the SRS.

In the present invention, one or both of an active wheel or a passive wheel is composed of an eccentric transmission wheel and is combined with a synchronous transmission belt for forming an eccentric wheel transmission wheel series, so that when the feet input forces at different angles from the treadle shafts of the treadles to an active wheel shaft combined on the active wheel through cranks, the active wheel forms different transmission speed ratios relative to the passive wheel according to the treadle angle, and random inward packing is performed to the transmission belt (100) of the engage end of the eccentric passive wheel (413) during the transmission for stabling the operation.

A bicycle transmission control apparatus comprises a control unit that provides a first signal to operate a first derailleur a gear shift distance from a first origin sprocket to a first destination sprocket. The control unit receives a condition signal that indicates a condition resulting from at least one of the first derailleur and a second derailleur; and an adjustment controller moves the first derailleur an adjustment distance less than the gear shift distance in response to the condition signal.

A sealing arrangement used to create a seal between a first part of a chain and a second part of the chain, wherein the second part can at least be pivoted in relation to the first part, includes a sealing ring with an annular sealing lip for sealing a lubricant area between parts which can be pivoted towards each other, and an elastic ring which is adapted to be fixed to one of the parts and which is adapted to exert pressure in the sealing ring. In addition, a supporting ring is arranged between the sealing ring and the elastic ring.

A continuously variable transmission for a vehicle comprises a primary pulley, a secondary pulley, and a belt entrained around both pulleys in an opposite manner between the fixed and movable sheaves thereof. One pulley carries a selectively deployable stop that may be placed into position to mechanically limit the range of motion between the fixed and movable sheaves. This establishes an actual maximum transmission ratio that is larger than the nominal minimum transmission ratio but smaller than the nominal maximum transmission ratio achievable by the transmission during normal operation thereof. When such a transmission is used on a utility vehicle attached to a substance dispensing applicator operatively driven by the vehicle's engine, the application rate stays substantially constant despite changes in engine speed when the user keeps the transmission upshifted to the actual maximum transmission ratio set by the position of the deployed stop.

A rear bicycle sprocket for use with a multi-gear rear cassette is provided. The sprocket includes a chain engaging portion and a mounting portion having generally annular shape about a central axis and a plurality of support arms, integrally formed with the chain engaging portion and with the mounting portion.
