This technology is a method and apparatus for the semi-continuous measurement of the concentration of constituents of airborne particles which couples a laminar flow, water condensation particle collector to a microfluidic device for assay of particle chemical composition by electrophoresis. The technology has been used for the assay of sulfates, nitrates, chlorides, and organic acids contained in fine and submicrometer atmospheric particles. For these compounds the apparatus and method described is capable of one-minute time resolution at concentrations at the level of micrograms of analyte species per cubic meter of air. Extension to other analytes is possible.

A cell stack comprising a plurality of fuel cells or electrolysis cells has a combination of flow patterns between anode gas and cathode gas internally in each of the cells and between the cells relative to each other such that cathode and anode gas internally in a cell flows in either co-flow, counter-flow or cross-flow and further that anode and cathode gas flow in one cell has co-flow, counter-flow or cross-flow relative to the anode and cathode gas flow in adjacent cells.

A tongue pulled spreader and grader system having a pair of spaced apart sidewalls and cross beams to define a frame portion, a plurality of moveable or fixed blades extending between the sidewalls, each blade positionable along the length of each sidewall and fixed in position at a predetermined angle; a tongue for mounting the frame to the rear of a vehicle; a pair of wheels positioned on an axle on either side of the sidewalls; means for manually or hydraulically extending the wheels to a down position to make contact with a surface in order to transport the spreader and grader and for retracting the wheels to an up position so that the spreader and grader can undertake the grading process. The spreader and grader can attach to and be operated by ATVs, SUVs, light trucks, lawn tractors, sub compact tractors, side by side ATVs and fork trucks.

A coulter assembly for an agricultural implement. The coulter assembly includes a support structure and a disc blade rotatably mounted to the support structure. The coulter assembly also includes a spring assembly coupled to the support structure and configured to urge the disc blade into soil. The spring assembly includes a variable rate spring.

A cultivator may include at least one rechargeable battery for an electrical power tool as a power source. The at least one rechargeable battery may include a plurality of rechargeable batteries. Further, the plurality of rechargeable batteries may be switched in sequence, so as to be used as the power source.

An agricultural machine (101; 201; 301) comprising two mainly parallel, in the direction of travel, cross-running disc implement rows (102a, 102c; 202a, 202b; 304a, 304b), wherein the orientation of the disc implements (102b, 102d; 203a, 203b; 302a, 302b) contained in the mentioned disc implement rows is arranged so that the fore row (102a; 202a; 304a) has disc implements that are mounted on a frame beam (110; 211; 303) and that are angled outwards and backwards towards the sides of the machine and in a dividing line mainly parallel to the direction of travel of the machine form a first point of change (208a, 304c), and the rear row (102c, 202b; 304b) has disc implements (102d; 203b; 302b) that are mounted on a frame beam (110; 211; 303) and that are angled inwards and backwards from the sides of the machine and in the dividing line form a second point of change (208b, 304a), wherein the fore row is adapted to throw soil from the first point of change outwards towards the sides of the machine and the other row is adapted to throw soil from the sides of the machine inwards towards the second point of change. The dividing line with the first point of change (208a, 304c), and with the second point of change (208b, 304) is arranged at a predetermined distance from the centre line of the machine (101; 201; 301) across the direction of travel.

A trailer includes a chassis having a hitch, an axle having a pair of tractive elements rotatably coupled to the chassis, an actuator coupled to the chassis and positioned to steer the pair of tractive elements, and a processing circuit. The processing circuit has an input for receiving a transmission gear of a tractor vehicle and a variable output for engaging the actuator. The processing circuit is configured to control the steering of the pair of tractive elements according to a control strategy that varies based on the transmission gear of the tractor vehicle.

The invention concerns a drill bit, intended to be used with a down-the-hole drill and comprising a drill head (2) with a front surface provided with drill pins (3) and a shaft (4), whereby the shaft is narrower than the drill head and intended to be inserted in a manner that allows axial sliding into the end of a drill chuck that is a component of a down-the-hole drill and which shaft has a rear end part (6) that is somewhat thickened with a plane striking surface (7) against which a hammer piston (8) that is a component of the down-the-hole hammer drill is arranged to impact, that the drill head when viewed along its axial direction has a cylinder-shaped forward part (20) provided with cuttings channels (22), a rear cylinder-shaped part (21) that is located for the reception of drill cuttings at the same level or somewhat below the bottom (25) of the cuttings channels, whereby the diameter (D1) of the forward part is greater than the diameter (D2) of the rear part. In a drill bit that has high performance and a long useful life, and that is furthermore well-suited to be used for directed drilling, the cylinder-shaped forward part (20) of the drill head (2) has an axial length (L3) from the main plane of the front surface to a shoulder plane (26) located between the drill head (2) and the shaft (4) that is greater than the axial length (L4) of the cylinder-shaped rear part (21) of the drill head.

A hitch on a vehicle is raised and lowered by a hydraulic actuator controlled by an electrically operated valve. A control system receives a command that indicates a designated velocity and uses the command to operate the valve. Based on a reference external force exerted on the hitch, the control system is configured with relationships for converting a plurality of command values to corresponding electric current levels for operating the valve. The control system compensates for effects due to differences between the actual force acting on the hitch and the reference external force. Velocity feedback adjusts the electric current level applied to the valve. The passive load force control provides a predictor of the hitch load force to eliminate overshoot/undershoot of hitch motion. During hitch motion, the velocity feedback also compensates for effects due to load and hitch geometry changes that occur.

A microelectronic assembly includes a first component with first conductive elements; a second component with second conductive elements; a bond metal; and an underfill layer. The posts have a height above the respective surface from which the posts project. A bond metal can be disposed between respective pairs of conductive elements, each pair including at least one of the posts and at least one of the first or second conductive elements confronting the at least one post. The bond metal can contact edges of the posts along at least one half the height of the posts. An underfill layer contacts and bonds the first and second surfaces of the first and second components. A residue of the underfill layer may be present at at least one interfacial surfaces between at least some of the posts and the bond metal or may be present within the bond metal.

A low resistivity interface material is provided between a self-aligned vertical heater element and a contact region of a selection device. A phase change chalcogenide material is deposited directly on the vertical heater element. In an embodiment, the vertical heater element in L-shaped, having a curved vertical wall along the wordline direction and a horizontal base. In an embodiment, the low resistivity interface material is deposited into a trench with a negative profile using a PVD technique. An upper surface of the low resistivity interface material may have a tapered bird-beak extension.

This invention provides a structure for gunpowder charge for charging gunpowders of different rates in combined fracturing perforation devices. The structure for gunpowder charge is convenient to mount and transport. In one embodiment, said structure for gunpowder charge comprises an inner gunpowder box located between adjacent perforating charges in the charge frame of a perforation device, and an outer gunpowder box attached to the outer wall of the charge frame, wherein said outer gunpowder box comprises one or two box units (2 or 4) with at least one claw at the inner side of said box unit, said claw can be locked into a groove or installation hole of the charge frame, and wherein said inner gunpowder box and said outer gunpowder box are charged with gunpowders of different burning rates.

A control and monitoring system controls and monitors a high power laser system for performing high power laser operations. The control and monitoring system is configured to perform high power laser operation on, and in, remote and difficult to access locations.

A method for managing a drilling operation, including generating, by a first sensor and a second sensor of a bottom hole assembly (BHA), a first time based data log and a second time based data log, respectively, representing a borehole parameter along a drilling trajectory, determining, by a computer processor of the BHA and during the drilling operation, a time shift by comparing the first time based data log and the second time based data log, where offsetting the first and second time based data logs by the time shift maximizes a correlation factor of the first and second time based data logs, and determining, within a pre-determined time period from generating the first and second time based data logs, a drilling speed based on the time shift and a pre-determined distance between the first sensor and the second sensor.

A down-hole hammer comprising a drill bit (10) and a drive collar (11) with an interconnection therebetween for causing rotation of the drill bit upon rotation of the drive collar. The drill bit (10) comprises a drill bit head (13) and a shank (19), the drill bit head (13) defining a cutting face (15) and having a circumferential shoulder section (17) adjacent the cutting face (15). The shank (19) extends from the shoulder section (17) in the direction away from the cutting face (15). The interconnection between the drill bit (10) and the drive collar (11) comprises a spline assembly including at least one spline (43) on the shoulder section (17) for mating engagement with at least one counterpart spline (63) on the drive collar (11) to provide a drive coupling therebetween while also allowing the drill bit (10) to slide axially within the drive collar (11) to perform a percussive action.

An airflow-organization testing method for a clean room and a system using the same method are disclosed. The airflow-organization testing method for a clean room uses a thermal imaging device to detect a sample gas-flow formed by a sample gas in the clean room, and the sample gas has a temperature difference from ambient air. The airflow-organization testing system for a clean room includes a sample gas supplier and a thermal imaging device, and the thermal imaging device can continuously detect a spatial position of the sample gas and display it on a display, thereby improving detection precision and expanding detection range.

The present invention is directed to additives for coal-fired furnaces, particularly furnaces using a layer of slag to capture coal particles for combustion. The additive(s) include iron, mineralizer(s), handling aid(s), flow aid(s), and/or abrasive material(s). The iron and mineralizers can lower the melting temperature of ash in low-iron, high alkali coals, leading to improved furnace performance.

A pulverized coal thermal power generation system that significantly reduces the amount of NOx emissions from a boiler and does not require a denitration unit is provided. When a denitration unit is not used, performance to remove mercury from a boiler waste gas is reduced. A waste gas purification system for a pulverized coal boiler, that compensates for this is provided. A pulverized coal boiler having a furnace for burning pulverized coal, burners for supplying pulverized coal and air used for combustion into the furnace so as to burn the pulverized coal in an insufficient air state and after-air ports provided on the downstream side of the burners for supplying air used for perfect combustion characterized in that, an air ratio in the furnace is 1.05 to 1.14, and the residence time of a combustion gas from the burner disposed on the uppermost stage to a main after-air port is 1.1 to 3.3 seconds. Preferably, water is mixed in advance with the air supplied from the after-air port so as to increase the specific heat. Furthermore, pulverized coal carrying air in the burner and a part of air used for combustion are mixed together in advance before they are jetted into the furnace.A waste gas purification system having a pulverized coal boiler, an air heater disposed downstream of the pulverized coal boiler for exchanging heat with a boiler waste gas to heat air used for combustion in the pulverized coal boiler, a dust removing unit, and a desulfurizing unit characterized in that, at least one of a halogen gas supply unit, a catalyst unit for oxidizing a mercury gas, and a mercury adsorbent blowing device is provided so as to oxidize mercury included in the waste gas.

Methods of combustion include metering a substantially explosible powder into an oxidizing gas using a positive displacement powder dispersion device to suspend the powder in the gas and directing the powder in the gas to form a controlled stream of a moving explosible powder dispersion. In some embodiments, the method further includes igniting the dispersion with an ignition source to produce a stationary deflagrating combustion wave and sustaining combustion by continuing to meter the powder into the gas. In other embodiments, the method further includes adjusting a nozzle velocity of the dispersion to reflect properties of the dispersion to create a sustainable flame and igniting the dispersion to produce a stationary deflagrating wave of the dispersion. In other embodiments, the method further includes igniting the dispersion in a combustion area to produce a stationary deflagrating wave such that a conductive heat transfer from combustion brings the powder to combustion temperature.

The burner preferably exclusively burns substantially explosible solid fuels and preferably has instant ON-OFF thermostat control, wastes no energy preheating the enclosure or external air supply, achieves stable combustion the moment the powder-air mix is ignited in our burner, is used in the upward vertical mode except for oil burner retrofits, burns a solid fuel in a single-phase regime as if it were a vaporized liquid or gas, is designed to complete combustion within the burner housing itself rather than in a large, high temperature furnace enclosure which it feeds, has an ultra-short residence time requirement, is a recycle consuming burner with self-contained management of initially unburned particles, is much smaller, simpler and lower cost, has a wider dynamic range/turndown ratio, is more efficient in combustion completeness and thermal efficiency, and operates with air-fuel mix approximately at the flame speed.

A dispenser for dispensing paper toweling. The dispenser including a towel support that is positionable in a first dispensing position when a drive roller rotates in a first direction, and that is positionable in a second auto-loading position when the drive roller rotates in a second direction. Rotation of the drive roller in the first and second directions automatically loading the paper toweling for subsequent dispense.

An amplifier receives an amplitude signal of a polar modulated signal at a base terminal of a transistor and receives a phase modulated carrier signal of the polar modulated signal at the base terminal of the transistor. The amplifier combines the amplitude signal and the phase modulated signal to produce a full complex waveform at a collector terminal of the transistor.

Some embodiments relate to a phase shifter that includes an I/Q phase shifter and at least one LC balun. Compared to conventional phase shifters, phase shifter has primarily only LC components, thereby limiting losses relative to conventional solutions. In one embodiment, for example, a phase shifter shows a large bandwidth at 77 GHz center frequency (e.g., 1 dB amplitude error bandwidth is approximately 40 GHz; 1° phase error bandwidth is about 16.5 GHz). The inductors included in phase shifter, in contrast to the quarter wave transmission lines used in conventional phase shifters, reduces chip area compared with conventional solutions. In some embodiments, an emitter follower helps to provide a relatively constant output that is largely independent of temperature, input power, VCC, manufacturing variation, and so on.

The present invention relates to a switched-mode power supply apparatus and a corresponding method. For an effective compensation of non-linearities caused by dead-time and voltage drops in the switching power amplifier of the apparatus, an apparatus is proposed comprising a switching power amplifier (14) for amplifying a signal supplied by an external signal source (11) and for supplying a load voltage and/or load current to a load (15), and a control unit (12; 12b) for controlling the switching of said switching power amplifier based on a timing setting, said control unit being adapted for simulating the behavior of the switching power amplifier by predicting the average load voltage and/or load current for at least two, in particular a plurality of, timing settings for a desired load voltage and/or load current based on state information about the present state of the switching power amplifier.

A radio frequency generator includes a power control module, a frequency control module and a pulse generating module. The power control module is configured to generate a power signal indicating power levels for target states of a power amplifier. The frequency control module is configured to generate a frequency signal indicating frequencies for the target states of the power amplifier. The pulse generating module is configured to (i) supply an output signal to the power amplifier, (ii) recall at least one of a latest power level or a latest frequency for one of the target states of the power amplifier, and (iii) adjust a current power level and a current frequency of the output signal from a first state to a second state based on the power signal, the frequency signal, and at least one of the latest power level and the latest frequency of the power amplifier.

Provided is a method of generating a driving signal for driving a dual mode supply modulator for a power amplifier. The method includes obtaining an envelope of a complex baseband signal to be transmitted, comparing the envelope of the complex signal with a preset threshold value, when a current envelope of the complex signal is the preset threshold value or greater or when there is a result having the preset threshold value or greater in previous N comparisons, outputting a digital board output signal configured with a first logic level through a digital-to-analog converter; and when the current envelope of the complex signal is smaller than the preset threshold value and when there is no result having the preset threshold value or greater in the previous N comparisons, outputting a digital board output signal configured with a second logic level through the digital-to-analog converter.

The present invention relates to a digital modulation method and a corresponding modulator. The modulator comprises a transcoder (110) followed by a FIFO register (120) and a 2-PSK modulator (130). The transcoder codes a binary word of fixed size into a code word of variable size using a transcoding table. The transcoding table codes at least one first binary word, leading to a first number of phase transitions at the output of the modulator, into a second word of size greater than that of the first word, leading to, at the output of the modulator, a second number of phase transitions less than the first number of phase transitions.

Disclosed are a power transmission device for a vacuum interrupter, and a vacuum breaker having the same. The device includes: a driving link coupled to an adjuster; a driven link coupled to a movable electrode of a vacuum interrupter; connection links configured to connect the driving link and the driven link with each other, and coupled to the driving link and the driven link such that an interval between the driving link and the driven link is varied; cams coupled to the connection links in a perpendicular direction; and cam guides having guide recesses for slidably coupling the cams, and configured to guide the interval between the driving link and the driven link to be changed.

A method of manufacturing a power contactor from an existing contactor having a magnetic amplifier that comprises a blowout coil and a ferromagnetic core, and an arc chute for extinguishing an arc generated by opening the existing contactor under a current load is disclosed. The method includes removing a bolt assembly from the existing contactor and at least one side plate from the existing contactor. The method also includes removing the ferromagnetic core from the existing contactor.

A three-phase disconnect switch for a power distribution system that supplies three-phase power from a source through a main circuit breaker to multiple three-phase feeder circuits, includes three pairs of contacts adapted for connection to the three phase lines of a selected one of the feeder circuits for opening and closing each of the phase lines, and a movable actuator associated with the three pairs of contacts and responsive to a signal indicating the occurrence of an arcing fault in the selected feeder circuit for initially creating a short circuit across the three phase lines of the feeder circuit and then opening the contacts.

The present invention relates to contactors for unidirectional DC operation with permanent magnetic arc extinguishing. In addition to the blow magnets, the contactors are equipped with compensatory permanent magnets for compensating the magnetic field in the vicinity of the contact bridge in order to prevent contact levitation, i.e., an uncontrolled opening of the contacts that is due to a magnetic force generated by a strong current flowing through the contact bridge. To this end, the compensatory permanent magnets are arranged in the vicinity of the contact bridge and polarized in the opposite direction of the blow magnets. The magnetic field of the compensatory magnets and the current flowing through the contact bridge are generating a magnetic force that acts on the contact bridge and tends to keep the electrical contacts closed.

A sealed solenoid, magnetically operated electric power switch is suitable for use as capacitor, line and load switch operating at transmission and distribution voltages that includes no dynamically moving seals through the sealed container housing the contactor portion of the switch. The sealed solenoid switch includes a magnetically operated drive system with an actuator that magnetically couples across the container wall to avoid the use of a moving or sliding seal as part of the drive system. The sealed solenoid switch may also include a ballast resistor and resistor contact located inside the sealed container to avoid another seal as part of the ballast system. A magnetic latch holds the switch in a closed position, and a spring holds the switch in the closed position, to avoid the need for an energizing current to maintain the switch in either position.

A package for a medical device having an elongated shaft and a proximal luer fitting includes a one-piece body formed as a single structure via blow molding. The blow-molded one-piece body includes at least a spiral casing formed therein, the spiral casing defining a spiral lumen configured to receive the elongated shaft of the medical device. Webbing is disposed between adjacent curved portions of the spiral casing. The one-piece body formed via blow-molding may also include a removable reversible loading tube, a luer retainer, a cannula holder, one or more slots for attaching an information card thereto, a fastener for clipping the medical device thereto, and a compartment for holding an oxygen scavenger. Further, the one-piece body formed via blow-molding may include non-circular lumens and may be configured to receive multiple medical devices.

A radio frequency channel amplification module for communication satellite, comprises an input configured to convey an input radio frequency signal, an output configured to restore a pre-amplified output radio frequency signal intended to power a travelling wave tube amplifier that can be equipped with linearization means with predistortion, at least one first upstream gain control module arranged downstream of the input and one second downstream gain control module arranged downstream of the first upstream gain control module and upstream of any linearization means by predistortion. The channel amplification module also comprises an instantaneous power limiter intended to clip the peaks of the input radio frequency signals with a level exceeding a determined threshold value, the instantaneous power limiter being arranged in series between said first upstream gain control module and said second downstream gain control module.

An amplifying structure includes a main amplifier configured to amplify a first signal; and a peak amplifier configured to amplify a second signal, each of the main amplifier and the peak amplifier including, respectively, a hybrid power device, the hybrid power device including, a first power transistor die configured to amplify signals of a first frequency, and a second power transistor die configured to amplify signals of a second frequency different than the first frequency.

A power converter with positive and negative supply rail outputs for feeding a single ended class D amplifier, the converter comprising a transformer arrangement, a supply pump reduction arrangement connected between the secondary windings and the positive and negative supply rail outputs, and a boost drive mode switching arrangement. A controller is adapted to control the power converter in a negate drive mode and a boost drive mode, wherein the output voltage in the boost mode is increased by means of the transformer and the boost drive mode switching arrangement. The output voltages on the positive and negative rails can be generated at two different output voltage levels without changing the duty cycle or dead time of the control signals.

A power combiner/divider having a waveguide, a plurality of amplifiers disposed on a supporting structure, a plurality of probes, each one having a first end electrically coupled to an output of a corresponding one of the plurality of amplifiers and a second end projecting outwardly from the supporting structure and into the waveguide. The probes are disposed in a common region of the waveguide. The region has a common electric field maximum within the waveguide. A first portion of the probes proximate the sidewalls have lengths different from a second portion of the probes disposed in a region distal from the sidewalls of the waveguide. The waveguide is supported by the support structure. The power combiner is a monolithic microwave integrated circuit structure.

A microwave semiconductor amplifier includes a semiconductor amplifier element, an input matching circuit and an output matching circuit. The semiconductor amplifying element includes an input electrode and an output electrode and has a capacitive output impedance. The input matching circuit is connected to the input electrode. The output matching circuit includes a bonding wire and a first transmission line. The bonding wire includes first and second end portions. The first end portion is connected to the output electrode. The second end portion is connected to one end portion of the first transmission line. A fundamental impedance and a second harmonic impedance seen toward the external load change toward the one end portion. The second harmonic impedance at the one end portion has an inductive reactance. The output matching circuit matches the capacitive output impedance of the semiconductor amplifying element to the fundamental impedance of the external load.

High impedance, high frequency nanoscale device electronics configured to interface with low impedance loads include an impedance transforming stage constructed of multiple nanoscale devices, such as carbon nanotube field-effect transistors. In an embodiment of the present invention, an impedance transforming output stage of a multistage amplifier is configured to drive a 50 ohm transmission line with unity voltage gain using multiple carbon nanotube field-effect transistors in parallel. In a further embodiment, a receiver provided for an electronically steered receive array is a monolithic, lumped-element system formed from nanoscale devices and configured to interface with the external electrical systems via a single transmission line.

An apparatus is described that includes an audio power amplifier having an input and an output. An alternating-current to direct-current power converter is coupled to the audio power amplifier in a single package to supply power to the audio power amplifier.

An electronic circuit, including, a power amplifier adapted to amplify an RF signal and provide it as output from the integrated circuit; a power source that is adapted to provide an unregulated voltage to the power amplifier; a regulator adapted to provide a regulated bias voltage; a subtracter that is adapted to accept a voltage proportional to the unregulated voltage and subtract it from the bias voltage to provide a reference voltage to the power amplifier; wherein the power amplifier is adapted to use the reference voltage to adjust the output from the power amplifier so that it will provide a stable power output.

Circuitry for reducing power consumption is described. The circuitry includes a power amplifier. The circuitry also includes a predistorter coupled to the power amplifier. The circuitry further includes a power supply coupled to the power amplifier. The circuitry additionally includes a controller coupled to the power amplifier, to the predistorter and to the power supply. The controller captures a transmit signal and a feedback signal concurrently and determines a minimum bias voltage from a set of voltages and a predistortion that enable the power amplifier to produce an amplified transmit signal in accordance with a requirement.

An amplifier circuit amplifies a signal for wireless transmission. A feedback circuit, including a capacitor, is coupled to the amplifier circuit. Components of the feedback circuit are selected based on a feedback factor such that an input impedance to the amplifier circuit has a same impedance characteristic as a feedback circuit impedance of the feedback circuit.

A method of operating a switched-mode power supply (SMPS) for supplying power to a load circuit, which draws a supply current that varies with an input signal to the load circuit is disclosed. The method comprises monitoring the input signal and controlling the amount of accumulated energy transferred for consumption by the load circuit, in use, in accordance with the input signal.

One or more embodiments of the present invention pertain to an all solid-state microwave power module. The module includes a plurality of solid-state amplifiers configured to amplify a signal using a low power stage, a medium power stage, and a high power stage. The module also includes a power conditioner configured to activate a voltage sequencer (e.g., bias controller) when power is received from a power source. The voltage sequencer is configured to sequentially apply voltage to a gate of each amplifier and sequentially apply voltage to a drain of each amplifier.

A semiconductor package device comprises a radio frequency power transistor having an output port operably coupled to a single de-coupling capacitance located within the semiconductor package device. The single de-coupling capacitance is arranged to provide both high frequency decoupling and low frequency decoupling of signals output from the radio frequency power transistor.

A radio frequency system includes a power amplifier that outputs a radio frequency signal to a matching network via a transmission line between the power amplifier and the matching network. A sensor monitors the radio frequency signal and generates first sensor signals based on the radio frequency signal. A distortion module determines a first distortion value according to at least one of (i) a sinusoidal function of the first sensor signals and (ii) a cross-correlation function of the first sensor signals. A first correction circuit (i) generates a first impedance tuning value based on the first distortion value and a first predetermined value, and (ii) provides feedforward control of impedance matching performed within the matching network including outputting the first impedance tuning value to one of the power amplifier and the matching network.

A power amplifier module includes a power amplifier including a GaAs bipolar transistor having a collector, a base abutting the collector, and an emitter, the collector having a doping concentration of at least about 3×1016 cm−3 at a junction with the base, the collector also having at least a first grading in which doping concentration increases away from the base; and an RF transmission line driven by the power amplifier, the RF transmission line including a conductive layer and finish plating on the conductive layer, the finish plating including a gold layer, a palladium layer proximate the gold layer, and a diffusion barrier layer proximate the palladium layer, the diffusion barrier layer including nickel and having a thickness that is less than about the skin depth of nickel at 0.9 GHz.
